Özet
Mobilite hesapları, elektronların fononlar ile akustik deformasyon potansiyeli ve piezoelektrik etkileşmelerinin toplamı olan bir model Hamiltoniyen kullanılarak yapıldı. Bu şekilde elde edilen toplam mobiliteler Matthiessen kuralı ile yapılan hesaplara göre deney ile daha iyi uyuşmaktadır.
Abstract
Mobility calculations are carried using a model Hamiltonian that is the sum of acoustic deformation potential and piezoelectric interactions of electrons with phonons. Total mobilities so obtained agree better with the experiment than Matthiessen's rule calculations.
